Liu Sheng: Comparison of copper wire and gold wire bonding processes in LED packaging

On the afternoon of October 15, 2010, at the 7th China International Semiconductor Lighting Exhibition and Forum, Liu Sheng, director of the Wuhan Institute of Optoelectronics National Laboratory and Microsystems Research Center of Huazhong University of Science and Technology, gave a title entitled "Copper and Gold in LED Packages" . Wire bonding is a key process in the LED packaging process. In the LED packaging process, the electrical connection between the LED chip and the package holder is mainly achieved by a pressure welding process. LED packaging companies generally use gold wire bonding, but gold wires are expensive, resulting in higher LED costs. Conversely, copper wire is inexpensive and has great potential for cost reduction.

In the report, Professor Liu Sheng established a model by finite element method to analyze and compare the gold wire and copper wire bonding process in high-power LED package, and provide theoretical basis for copper wire bonding process parameter optimization.
